Process Engineer - Diebond CoX

Job Description

Primary Duties & Responsibilities

• Optimize, qualify, and sustain die-bonding processes for chip on carrier/submount products
• Establish process parameters and thermal profiles to achieve proper alignment, solder quality, bond strength, thermal performance, and product reliability
• Conduct DOE, process capability studies, SPC, GR&R, and data analysis to improve process stability, yield, and productivity
• Lead root-cause investigations and preventive/corrective actions for die-bonding defects, process variations, and reliability issues
• Support equipment acceptance/qualification, new product introduction, product transfer, production ramp-up, documentation, and process training
  
  

Education & Experience

• At least a Bachelor’s degree in Electronics, Electrical, Mechanical or Chemical Engineering or equivalent science courses like Physics, etc
• With 3–5 years of experience in semiconductor, laser, photonics or optoelectronics assembly manufacturing
• With hands-on experience in die bonding, solder reflow, process qualification, equipment validation, yield improvement, and new product introduction; Lean Six Sigma certification is an advantage.
  
  

Skills

• Strong technical knowledge of die bonding / solder reflow of chips to submounts and components like thermistor and photodiode
• Proficient in process optimization, thermal profiling, DOE, SPC, GR&R, PFMEA, and capability analysis
• Strong problem-solving skills in root-cause analysis, defect reduction, yield improvement, and process troubleshooting
• Experience with microscopes, profilometry, interferometer, electrical testing, polishing and other inspection or analysis tools
• Effective communication, documentation, project management, cross-functional collaboration, and continuous improvement skills
  
  

Working Conditions

• This role is 100% onsite. This requires working inside the cleanroom.
